The module we choose is M9182A 6.5 digits high-performance Digital Multi Meter, that could use for DCV, DCI, ACV, ACI, Frequency/period, temperature, capacitance measurement with the same connection. For voltage, it can achieve 0.1uV resolution, which means 0.1u Ohm under 1A source.

To extend the measurement channels, we choose M9120A 4x32 Matrix carry capacity up to 2A. Cascading two M9120A can extend to 64 channels, that can distribute N6784A constant current to each daisy chain DUT. With another multiplexer module N9101A, we can use it for voltage measurement from M9182A DMM consist with 64 channels.

With 4-wire measurement technics, we can group the Source (N6784A) and Measurement (M9182A) to measure low resistance in 0.1uΩresolution. The systematic software provides Grouping feature up to 64 channels, which can operate 64 Ch in 4 independent groups up to 64*4 = 256 channels; the first channel is the temperature sensing for every cycle. The solution is based on Win7 or Win10 OS with Keysight IO library or NI VISA and with Keysight VEE or NI Labview platform. We help to create the customized GUI (Graphic User Interface) to fulfill MA-TEK requirement to 256 channels in 4 groups as one set. The system program can build 4 independent programs to run different recipes. Each program has a GUI for failure map indication and *.csv report generation feature for further Weibull distribution chart survival analysis.
